Innoscience TOLL-Packaged GaN Powers Fast-Charging Industry’s Power Upgrade

Introduction

ChargerLAB recently got our hands on UGREEN’s industry-first full-power PD3.1 GaN charger, the X759. This charger features five USB-C ports and one USB-A port, delivering a total output power of up to 500W. The USB-C1 port supports 240W PD3.1 fast charging, while the remaining four USB-C ports each support 100W fast charging. The USB-A port also supports fast charging, allowing multiple high-power devices to charge simultaneously at full speed.

During the teardown of this product, we discovered that its PFC (Power Factor Correction) circuit uses a TOLL-packaged GaN device from Innoscience, helping to improve the charger’s overall efficiency. More details will be shared below.

Innoscience TOLL-Packaged GaN Powers Fast-Charging Industry’s Power Upgrade-Chargerlab

The UGREEN charger incorporates two PFC MOSFETs, both sourced from Innoscience. These are marked with 65TA080, and their full model number is INN650TA080BS. These are enhancement-mode GaN power transistors rated for 650V with a transient voltage tolerance of 800V. They feature an RDS(on) of 80mΩ, a Kelvin source for improved switching performance, and are AEC-Q101 qualified for automotive-grade reliability. The devices come in a TOLL package, which supports efficient thermal management and compact design.

Innoscience's GaN MOSFETs are enhancement-mode, normally-off devices featuring ultra-low gate charge and output charge. They come with built-in ESD protection and comply with RoHS, lead-free, and EU REACH regulations. These characteristics make them well-suited for totem-pole PFC circuits, fast-charging power supplies, and applications requiring high power density and energy-efficient switching.

In addition, the MOSFET paired with the primary controller chip in this product is also supplied by Innoscience, with the model number INN700D140C. Due to space constraints, this component will not be discussed in detail here.

Summary of ChargerLAB

The Innoscience INN650TA080BS GaN device plays a key role in the PFC circuit of UGREEN’s 500W GaN charger, significantly boosting the charger’s efficiency and overall performance. This enables it to meet the fast-charging demands of multiple high-power devices simultaneously. Its TOLL package further enhances both thermal and electrical performance, ensuring stability and reliability in high-power applications. This contributes to the industry's shift toward higher power density, improved energy efficiency, and more convenient charging solutions.
